Ontwerp en temperatuurregeling voor nanometerprecisie

De huidige IC-productiemachines van ASML draaien op een dergelijke accuratesse dat een positioneringsnauwkeurigheid in de orde van een nanometer is benodigd. Dit stelt zeer hoge eisen aan stijfheid en dynamica, maar zeker ook aan de thermo-mechanica van het ontwerp. Daarbij dienen naast de thermische uitzetting ook andere thermische en thermomechanische kenmerken te worden meegenomen.Tevens is het van belang de wijze van thermisch conditioneren af te stemmen op het thermo-mechanisch gedrag en vice versa. Slechts dan vindt een goede afweging plaats en kan het beste concept worden gekozen.
